High ultraviolet(UV)stability and low dark current(Idark)are necessary for high-quality perovskite photodetectors(PDs).TiO2thin film is known as effective electron-transport-layer(ETL)for perovskite devices.However,common spin-coated TiO2ETLs endow many surface defects and have strong UV photocatalytic effect to decompose perovskite materials,resulting in inferior stability of devices.In this work,TiO2bilayer film(Bi-TiO2)has been fabricated by combining spin-coating and atomic-layer-deposition process and its positive effects on UV stability and Idarkof Cs2 AgBiBr6-based PDs have been revealed for the first time.It is demonstrated that Bi-TiO2possesses fewer surface defects and smoother morphology with type II band alignment,which is beneficial to suppress photocatalytic activity of TiO2and reduce carrier recombination at the interface.After accelerated strong UV aging treatment,the PD with Bi-TiO2maintains excellent performance,whereas the PD with spin-coated TiO2film dramatically deteriorate with on-off ratio drops from~102 to~2.Besides,the Idarkof PD remarkably decreases from~10-8 A to~10-10 A after bilayer optimization.Furthermore,we have integrated the corresponding PDs into a self-built imaging system adopting diffuse reflection mode.This work suggests a feasible approach to fabricate TiO2/Cs2 AgBiBr6-based PDs with remarkable UV tolerance for imaging applications. 展开更多

Total dose effects and single event effects on radiation-hardened power vertical double-diffusion metal oxide semiconductor(VDMOS) devices with composite SiO2-Si3N4 film gates are investigated.The relationships among the important electrical parameters of the samples with different thickness SiO2-Si3N4 films,such as threshold voltage,breakdown voltage,and on-state resistance in accumulated dose,are discussed.The total dose experiment results show that the breakdown voltage and the on-state resistance barely change with the accumulated dose.However,the relationships between the threshold voltages of the samples and the accumulated dose are more complex,and not only positively drift,but also negatively drift.At the end of the total dose experiment,we select the group of samples which have the smaller threshold voltage shift to carry out the single event effect studies.We find that the samples with appropriate thickness ratio SiO2-Si3N4 films have a good radiation-hardening ability.This method may be useful in solving both the SEGR and the total dose problems with the composite SiO2-Si3N4 films. 展开更多

为了避免灰尘在户外玻璃上的粘附导致透过率下降的现象,采用溶胶-凝胶法在石英玻璃上制备高透光SiO2/ATO-SiO2双层疏尘薄膜,研究SiO2基层薄膜对薄膜组织和性能的影响;利用原子力显微镜、紫外-可见-近红外分光光度计、霍尔效应测量仪、... 为了避免灰尘在户外玻璃上的粘附导致透过率下降的现象,采用溶胶-凝胶法在石英玻璃上制备高透光SiO2/ATO-SiO2双层疏尘薄膜,研究SiO2基层薄膜对薄膜组织和性能的影响;利用原子力显微镜、紫外-可见-近红外分光光度计、霍尔效应测量仪、自制落灰实验装置对薄膜的三维表面形貌进行表征,并对其光电性能、疏尘性能进行了测试。结果表明:SiO2基层影响SiO2/ATO-SiO2双层薄膜的表面形貌,但对表层ATO-SiO2薄膜的方块电阻影响不大;SiO2/ATO-SiO2双层薄膜呈柱状结构生长,透过率高于单层ATO-SiO2薄膜的透过率,约4.15%,并且具有良好的疏尘性能,疏尘性能略优于单层ATO-SiO2薄膜;随着SiO2基层碱催化剂含量的增加,SiO2/ATO-SiO2双层薄膜的粗糙度显著增加,平均可见光透过率先增加后减小,方块电阻先减小后增加,其中,B-2/ATO-SiO2双层薄膜的平均可见光透过率最高,为86.952%,方块电阻最小,为3.74×10^6Ω/sq,疏尘性能最好。 展开更多

[SiO2/FePt]5/Ag thin films were deposited by RF magnetron sputtering on the glass substrates and post annealing at 550 ℃ for 30 min in vacuum. Vibrating sample magnetometer and X-ray diffraction analyser were applied to study the magnetic properties and microstructures of the films. The results show that without Ag underlayer [SiO2/FePt]5 films deposited onto the glass are FCC disordered; with the addition of Ag underlayer [SiO]FePt]5/Ag films are changed into L10 and (111) mixed texture. The variation of the SiO2 nonmagnetic layer thickness in [SiO2/FePt]5/Ag films indicates that SiO2-doping plays an important role in improving the order parameter and the perpendicular magnetic anisotropy, and reducing the grain size and intergrain interactions. By controlling SiO2 thickness the highly perpendicular magnetic anisotropy can be obtained in the [SiO2 (0.6 nm)/FePt (3 nm)]5/Ag (50 nm) films and highly (001)-oriented films can be obtained in the [SiO2 (2 nm)/FePt (3 nm)]5/Ag (50 nm) films. 展开更多

After compositing with SiO_2 layers, it is shown that superlattice-like Sb/SiO_2 thin films have higher crystallization temperature(~240°C), larger crystallization activation energy(6.22 e V), and better data retention ability(189°C for 10 y). The crystallization of Sb in superlattice-like Sb/SiO_2 thin films is restrained by the multilayer interfaces. The reversible resistance transition can be achieved by an electric pulse as short as 8 ns for the Sb(3 nm)/SiO_2(7 nm)-based phase change memory cell. A lower operation power consumption of 0.09 m W and a good endurance of 3.0 × 10~6 cycles are achieved. In addition, the superlattice-like Sb(3 nm)/SiO_2(7 nm) thin film shows a low thermal conductivity of 0.13 W/(m·K). 展开更多

Enhanced nonlinear optical absorption of Au/SiO_2 nano-composite thin films 认领 引用

Nano metal-particle dispersed glasses are the attractive candidates for nonlinear optical material applications. Au/SiO2 nano-composite thin films with 3 vol% to 65 vol% Au are prepared by inductively coupled plasma sputtering. Au particles as perfect spheres with diameters between 10 nm and 30 nm are uniformly dispersed in the SiO2 matrix. Optical absorption peaks due to the surface plasmon resonance of Au particles are observed. The absorption property is enhanced with the increase of Au content, showing a maximum value in the films with 37 vol% Au. The absorption curves of the Au/SiO2 thin films with 3 vol% to 37 vol% Au accord well with the theoretical optical absorption spectra obtained from Mie resonance theory. Increasing Au content over 37 vol% results in the partial connection of Au particles, whereby the intensity of the absorption peak is weakened and ultimately replaced by the optical absorption of the bulk. The band gap decreases with Au content increasing from 3 vol% to 37 vol % but increases as Au content further increases. 展开更多

为了实现在GaSb衬底上获得低应力的SiO_2薄膜,研究了等离子体增强化学气相沉积法(PECVD)在晶格失配较大的GaSb衬底上沉积SiO_2薄膜的应力情况。通过改变薄膜沉积时的工艺条件,如反应温度、射频功率、反应压强、气体流量比,并基于曲率法... 为了实现在GaSb衬底上获得低应力的SiO_2薄膜,研究了等离子体增强化学气相沉积法(PECVD)在晶格失配较大的GaSb衬底上沉积SiO_2薄膜的应力情况。通过改变薄膜沉积时的工艺条件,如反应温度、射频功率、反应压强、气体流量比,并基于曲率法模型,对镀膜前后的曲率半径进行了实验测量,利用Stoney公式计算相关应力值并绘制应力变化曲线。详细讨论了PECVD工艺条件的改变对SiO_2薄膜应力所产生的影响。同时通过在Si衬底上沉积SiO_2薄膜,对比分析了导致薄膜应力产生的因素及变化过程。实验结果表明,在沉积温度为300℃、射频功率为20 W、腔体压强为90 Pa、气体流量比SiH_4/N_2O为125/70 cm^3·min-1的工艺参数下,PECVD法在GaSb衬底上沉积的SiO_2薄膜应力相对较小。 展开更多

为改善摩擦组元SiO2颗粒与铜基体间界面结合性能,通过表面金属包覆处理的方式制备铜包覆SiO2。分别以铜包覆SiO2和普通SiO2颗粒作为摩擦组元之一,利用SPS烧结技术制备2种铜基粉末冶金摩擦材料。分析2种摩擦材料的微观组织... 为改善摩擦组元SiO2颗粒与铜基体间界面结合性能,通过表面金属包覆处理的方式制备铜包覆SiO2。分别以铜包覆SiO2和普通SiO2颗粒作为摩擦组元之一,利用SPS烧结技术制备2种铜基粉末冶金摩擦材料。分析2种摩擦材料的微观组织、力学及物理性能,在MM1000-Ⅱ型惯性制动试验台上测试2种摩擦材料的制动摩擦磨损性能,并对2种摩擦材料的摩擦表面及其三维形貌特征、磨屑特征和摩擦表面物相进行微观分析,研究SiO2表面金属包覆处理对制动条件下铜基粉末冶金材料摩擦磨损性能的影响。结果表明:经铜包覆处理的SiO2与Cu基体间的界面结合性能明显改善,提高了材料的硬度、致密度及导热系数,特别是导热系数得到了显著提升;随着制动初速度的升高,2种摩擦材料的平均摩擦因数均呈现先上升后下降的趋势;在相同的制动条件下,与含普通SiO2材料相比,除了制动压力为0.8 MPa、制动初速度为100 km/h外,在其他各制动条件下含铜包覆SiO2材料具有较高的平均摩擦因数和较低的磨损率,且其摩擦表面更为平整;提高制动初速度均能够促进2种摩擦材料表面形成以氧化膜为主的摩擦膜,且含铜包覆SiO2材料的摩擦膜更均匀,因而保护作用更好,即磨损率低。 展开更多

Two types of shape evolution appear. For PbO-SiO2 slag whose surface tension improves with SiO2 concentration, slag film flows up along four edges under axial Marangoni shear force and wettability. Then, it flows down along four lateral faces under gravity. Corrosion rate at edges is larger than that on lateral faces due to different SiO2 solubilities of ascending and descending flow. Prism cross section shape changes from square to round. For FetO-SiO2 slag whose surface tension reduces with the increase of SiO2 concentration, slag film flows up under the inflence of wettability. Then, it flows down under Marangoni shear force and gravity. Compared to four edges, slag is mainly up and down on four lateral faces due to larger surface tension and size. So, prism cross section shape keeps square. 展开更多

通过挤出共混法将低导热系数的纳米二氧化硅(nano-SiO2)添加到乙烯-乙酸乙烯酯共聚物(EVA)中,制备了用于透明隔热型夹层玻璃中间膜的EVAano-SiO2隔热复合材料。系统地研究了nano-SiO2的含量和比表面积对EVAano-SiO2复合材料的隔热性能... 通过挤出共混法将低导热系数的纳米二氧化硅(nano-SiO2)添加到乙烯-乙酸乙烯酯共聚物(EVA)中,制备了用于透明隔热型夹层玻璃中间膜的EVAano-SiO2隔热复合材料。系统地研究了nano-SiO2的含量和比表面积对EVAano-SiO2复合材料的隔热性能、拉伸性能、可见光透过率以及热稳定性的影响,并考察了复合材料与玻璃之间的黏合强度。结果表明,nano-SiO2作为隔热添加剂,其含量和比表面积的增加均会使EVAano-SiO2复合材料的导热系数下降,隔热性能得到改善。与未改性EVA相比,含9.0%nano-SiO2(比表面积为300 m2/g)的EVAano-SiO2复合材料的导热系数最低,为0.219 9 W/(m.K);用其胶膜夹在两块玻璃中间制作的盖板能使隔热箱内的温度降低4.1℃。nano-SiO2的质量分数在3.8%~9.0%范围内,EVAano-SiO2复合材料与玻璃的黏合强度均大于30 N/cm;nano-SiO2质量分数为5.6%左右,复合材料的黏合强度、拉伸强度和断裂伸长率均出现最大值,可见光透过率约为80%。 展开更多

The uniform transparent TiO2/SiO2 photocatalytic composite thin films are prepared by sol-gel method on the soda lime glass substrates, and characterized by UV-visible spectroscopy, X-ray diffraction (XRD), transmission electron microscopy (TEM), BET surface area, FTIR spectroscopy and X-ray photoelectron spectroscopy (XPS). It was found that the addition of SiO2 to TiO2 thin films can suppress the grain growth of TiO2 crystal, increase the hydroxyl content on the surface of TiO2 films, lower the contact angle for water on TiO, films and enhance the hydrophilic property of TiO2 films. The super-hydrophilic TiO2/SiO2 photocatalytic composite thin films with the contact angle of 0((o) under bar) are obtained by the addition of 10%-20% SiO2 in mole fraction. 展开更多

本研究采用溶胶 凝胶与化学修饰相结合的方法制备了xZrO2 ·(10 0 -x)SiO2 系薄膜 ,进一步研究了这种薄膜的紫外光谱特性 ,发现了当x >3 0时 ,这种凝胶薄膜在 3 3 5nm附近有较强的吸收峰 ,这一吸收峰对应于与Zr形成配位体的BzAc... 本研究采用溶胶 凝胶与化学修饰相结合的方法制备了xZrO2 ·(10 0 -x)SiO2 系薄膜 ,进一步研究了这种薄膜的紫外光谱特性 ,发现了当x >3 0时 ,这种凝胶薄膜在 3 3 5nm附近有较强的吸收峰 ,这一吸收峰对应于与Zr形成配位体的BzAcH的π π 迁移。当紫外光照射薄膜后 ,随着含Zr螯合物的分解 ,吸收峰也消失 ,并引起薄膜在有机溶剂中的溶解特性的显著变化 ,表现出明显的感光特性。这种薄膜经 40 0℃、3 0min热处理以后 ,薄膜中的有机物消失 ,可获得非晶质的ZrO2 SiO2 系薄膜 ,依据这一特性可以用紫外光对这类薄膜进行微细加工。 展开更多
